【摘要】:ThispartofIEC60749detailstheproceduresforthemeasurementofthecharacteristicpropertiesofmoisturediffusivityandwatersolubilityinorganicmaterialsusedinthepackagingofsemiconductorcomponents.Thesetwomaterialpropertiesareimportantparametersfortheeffectivereliabilityperformanceofplasticpackagedsemiconductorsafterexposuretomoistureandbeingsubjectedtohigh-temperaturesolderreflow.NOTEItisrecommendedthatthemoistureabsorptionparametersusedinthisstandardbeobtainedfromthematerialsuppliers(suchastheresinsupplier).
